Abstract:

PURPOSE: To obtain the high-performance optical waveguide type modulator having a large change in the coefft. of absorption and refractive index change without depending on an electric field effect by the polarization direction of incident light.
CONSTITUTION: The shape of the potential of quantum wells is formed to a parabolic shape to apply stresses in the quantum wells, by which a multiple quantum well layer 3 consisting of InGaAs/InAlAs superposed with the exciton absorption consisting of light holes and electrons and the exciton absorption consisting of the heave holes and electrons constituted on, for example, an InP substrate 1. This quantum well layer 3 is formed as the core part of an optical waveguide and both surfaces thereof are held by InAlAs clad layers 2, 4. Electrodes 6, 7 for impressing electric fields are provided on the outer side thereof. Further, incident light 9 is made incident from one side of the quantum well layer 3 and a voltage is impressed between these two electrodes 6 and 7 to control the coefft. of absorption or refractive index of the quantum well layer 3 by the outside electric field, by which the intensity or phase of the light passing the optical waveguide is changed and modulates light 10 is taken out as output light.
