Abstract:
PURPOSE: To provide a light-activated PNPN switch wherein an AC switching can be performed by only one chip and its commutation characteristic can be improved.
CONSTITUTION: On the surface side of a silicon substrate 1 of a first conductivity type, P- or N-type, paired PNPN parts are provided. Each PNPN part has an anode diffusion region 2 having a second or opposite conductivity type, a gate diffusion region 3 having the second conductivity type to the anode diffusion region 2, and a cathode diffusion region 7 having the first conductivity type which is formed in the gate diffusion region 3. This paired PNPN parts ch1, ch2 are provided toward opposite sides on the surface of the substrate 1. The ch1 and ch2 are separated by a groove 15 formed in the surface of the substrate 1.
