Abstract:
The flux composition according to the present invention contains a fluoride-based flux, a resin, and a solvent. The solvent is water or a water-soluble organic solvent. When a specific evaporation amount Qa for a solvent a is defined as the ratio of the evaporation amount for the solvent a to the evaporation amount of butyl acetate, and, for the specific evaporation amount Qa determined by the formula below, a solvent 1 for which Qa > 60, a solvent 2 for which 60 ≥ Qa > 10, and a solvent 3 for which Qa ≤ 10 are considered, the mixing mass proportions thereof satisfy:
solvent 1:solvent 2:solvent 3 = 0 to 20%:30 to 70%:10 to 60%. (Qa represents the specific evaporation amount of the solvent a; Pa represents the saturation vapor pressure (20°C) of the solvent a; Ma represents the molecular weight of the solvent a; Pbutyl acetate represents the saturation vapor pressure (20°C) of butyl acetate; and Mbutyl acetate represents the molecular weight of butyl acetate.)
