Abstract:
According to the present invention, active parts (A) and passive parts (B) are alternately arranged in a first direction on a semiconductor substrate (1) of a first conductivity type. An electrode (2) is provided on each one of the active parts (A). The active parts (A) each comprise an active layer (4), a cladding layer (5) of a second conductivity type and a contact layer (6) of the second conductivity type, the layers being sequentially stacked on the semiconductor substrate (1). The active parts (A) are each sandwiched between a front end face (8) and a rear end face (9) in a second direction that is perpendicular to the first direction, thereby forming a resonator structure. The contact layer (6) of the second conductivity type of the active part (A) is in contact with the electrode (2). The passive parts (B) each comprise a contact layer (6) of the second conductivity type, and a layer (7) of the first conductivity type, the layer (7) being arranged on the contact layer (6) of the second conductivity type.
