Abstract:
A smart power module and a manufacturing method therefor. The smart power module comprises: a heat sink, an insulation layer, circuit wiring, circuit elements and metal wires. A lower surface of at least a portion of the heat sink is a heat dissipation area, heat dissipation folds are arranged on the heat dissipation area, the insulation layer is arranged on an upper surface of the heat sink, the circuit wiring is arranged on the insulation layer, and the circuit elements are arranged on the circuit wiring and connected to the circuit wiring via the metal wires.
