Abstract:
The invention provides an ultraviolet LED epitaxial chip flip structure and a manufacturing method thereof. The ultraviolet LED epitaxial chip flip structure comprises: an underlying base (101) and a substrate (102) which are oppositely arranged; an epitaxial layer structure which is arranged between the underlying base and the substrate; and an isolation layer (104) which is arranged in a way of being perpendicular to the underlying base, penetrates through the epitaxial layer structure and isolates the epitaxial layer structure into a light-emitting diode structure (103A) and an electrostatic protection diode structure (103B), wherein the second electrode of the light-emitting diode structure is electrically connected with the first electrode of the electrostatic protection diode structure. The first electrode of the electrostatic protection diode structure is electrically connected with the second electrode of the light-emitting diode structure so that the electrostatic protection diode structure and the light-emitting diode structure are reversely connected in parallel. Therefore, an electrostatic discharge channel is directly provided, so that surge voltage or high pulse current can bypass the light-emitting diode structure to flow through the electrostatic protection diode structure, and thus normal working of the light-emitting diode structure can be guaranteed and the yield rate and the reliability of the ultraviolet LED epitaxial chip can be enhanced.
