Abstract:
To obtain a carboxy group-containing tetracyclododecene compound for providing a resin film having excellent patterning performance, heat resistance, etc., when used in a radiation-sensitive composition.
The new carboxy group-containing tetracyclododecene compound comprises ≥70% carboxy group having an exo form relative to a bridging group. The method for producing the carboxy group-containing tetracyclododecene compound comprises hydrolyzing a polar group-containing tetracyclododecene to develop a carboxy group as a raw material in the presence of an alkali aqueous solution and at least one kind of an organic solvent selected from an ether, an ester, a ketone and a polyhydric alcohol at ≥130°C.
