PURPOSE: To improve luminous efficiency and luminance of light emission by making up a luminous layer in super-lattice structure and applying an electric field in the in-plane direction of the layer and making the first quantized level of a well layer flush with the luminescence center level of a barrier layer.
CONSTITUTION: A first electrode and a second electrode 12, 16 are installed in both end areas in the direction perpendicular to the direction of a luminous layer 14, and the first quantized level 19a of the well layer 19 in the luminous layer 14 is made flush with the luminescence center level 18a of a barrier layer 18. The direction in which an electric field is applied, therefore, is aligned in the in-plane direction of a super-lattice structure and a carrier is accelerated in a comparatively long distance on the first quantized level 19a almost free from scattering, so that high energy can be obtained. Then, the carrier of high energy at a high speed having invaded into a barrier layer 18 collides against an atom which is a luminescence center so that the carrier can exit the atom with high energy. It is thereby possible to improve luminous efficiency and luminance of light emission.
