Abstract:
PROBLEM TO BE SOLVED: To obtain the subject acid producer composed of a quinolinium borate complex constituted of a quinolinium cation and a borate anion, excellent from the stand point of toxicity and odor, good in solubility and energy-ray sensitivity and capable of polymerizing an acid-hardening compound in a short time.
SOLUTION: This acid producer is a quinolinium borate complex composed of a quinolinium cation of the formula [R1 is benzyl, phenacyl, allyl, an alkoxy, an aryloxy, etc.; R is independently F, Cl, Br, hydroxyl group, carboxyl, mercapto, cyano, etc.; (j) is an integer of 0-4; (k) is an integer of 0-3] and a borate anion of the formula [BYmZn]- [Y is F or Cl; Z is a phenyl group substituted with at least two electron-withdrawing groups selected from F, cyano, nitro and trifluoromethyl; (m) is an integer of 0-3, (n) is an integer of 1-4, and (m)+(n)=4]. As the acid generator, e.g. N-benzylquinoliniumtetrakis(pentafluorophenyl)borate is cited.
