Abstract:
PROBLEM TO BE SOLVED: To provide a laser diode assembly in which the life of a green diode can be extended.SOLUTION: The laser diode assembly 1A comprises: a laser diode 10; and a mount member 50 having a metal film 52 provided on the mounting surface 51a. A laser diode 10 comprises: a semiconductor substrate 12 that has a principal surface 12a including the semipolar plane of a group III nitride semiconductor, a semiconductor laminate structure 14 including an active layer 34 composed of a group III nitride semiconductor and emitting light having a wavelength of 500 nm or more; an anode electrode 16 provided on the semiconductor laminate structure 14; and a cathode electrode 18 provided on the rear surface of the semiconductor substrate 12. The cathode electrode 18 of the laser diode 10 is bonded to a metal film 52 via a conductive adhesive 53. The value (A/L) obtained by dividing the area A of the rear surface 12b of the semiconductor substrate 12 by the length of an optical resonator is 200-500 μm.
