Abstract:
PURPOSE:To obtain optical output from plural spots in the front side of a circuit and to obtain monitor output from the back side by making the incident angle of the laser light transmitting through the waveguide to the end surface smaller than the critical angle. CONSTITUTION:An electric current block layer comprising n-GaAs is provided on a p-GaAs substrate 1, and this n-GaAs layer has stagger striped grooves 7 which reach to the substrate 1. Further a p-GaAlAs clad layer 3, GaAlAs layer 4, n-GaAlAs clad layer 5, and n-GaAs contact layer 6 are formed thereon. An electric current is applied only in the striped part 7, by which optical amplification is caused in the active layer 4 just above the striped part. By providing the stagger striped part 7 in a manner that the angle between the stripe and the end surface is smaller than the critical angle, when laser light is inputted to one stripe part in the input side, this light is amplified and emitted as output from plural stripes in the output side, while monitor output can be taken out of the input side.
