Abstract:
PROBLEM TO BE SOLVED: To ensure high sensitivity to IR laser and to enhance shelf stability in an environment at high humidity by incorporating a polymer having specified structural units in the principal chain of the polymer skeleton or a specified structural unit as a side chain bonding to the polymer skeleton and also having phenolic hydroxyl groups.
SOLUTION: The photosensitive resin compsn. contains at least a polymer having structural units of formula I in the principal chain of the polymer skeleton or a structural unit of formula II as a side bonding to the polymer skeleton and also having phenolic hydroxyl groups. In the formulae I and II, Ar is an arom. hydrocarbon ring which may have a substituent, X is a divalent combining group, Y is a divalent combining group having at least one partial structure selected from the group comprising Y1 of formula III, Z is a monovalent terminal group and X2 is a single bond or a divalent ≤20C combining group contg. one or more atoms selected from C, H, N, O and S. The polymer interacts highly with a phenolic hydroxyl group part.
