Abstract:
To provide a quantum cascade laser that can reduce the possibility of discharges between adjacent electrodes.SOLUTION: A quantum cascade laser comprises: a first mesa waveguide including a first core layer; a second mesa waveguide including a second core layer; a first electrode electrically connected to the first mesa waveguide; a second electrode electrically connected to the second mesa waveguide; and a current blocking region embedding the first mesa waveguide and the second mesa waveguide. The first mesa waveguide and the second mesa waveguide extend in the first direction and are separated from each other in the second direction intersecting the first direction. The current blocking region has a first portion disposed between the first mesa waveguide and the second mesa waveguide, and a second portion provided on the first portion. The first and second electrodes each have opposing ends to each other in the second direction. The second portion protrudes beyond a reference plane extending in the first and second directions, including the surface of the end of the first electrode.SELECTED DRAWING: Figure 2
