Abstract:
PURPOSE:To prevent the displacement of the center of the ball and the thinning of a connecting section while forming the small ball by forming the ball in an atmosphere of compressed air. CONSTITUTION:Compressed air is blown off between a capillary 2 and an electric torch electrode 13 from a nozzle 12 through a tube 15 and a pipe 11 at all times or until bonding with the next first bonding point after forming the ball, high-voltage currents are flowed through the electric torch electrode 13, and a section between the tip of a wire 3 and the electric torch electrode 13 is sparked and the ball 3a is formed. Compressed air is blown off at flow rate of approximately 1.5-4l/min. The wire begins to melt from its tip section, a distance thereto from the electric torch electrode 13 is the shortest, at the beginning of sparking, but afterward much currents flow through the surface section at a low temperature, and the wire melts toward the inside from the surface. Accordingly, a section in the vicinity of the center of the wire 3 melts latest, and the ball 3a is formed while using the section 3c not melted as a core.
