Abstract:
PURPOSE: To provide a varactor diode which can be used for such a superhigh- frequency circuit as the UHF band receiving circuit, etc., by making the capacitance varying range of the diode accurately settable by eliminating stray capacitance.
CONSTITUTION: An electrode 7 is formed in such a way that its planar extent can form a P-N junction and can be exposed on the surface of an epitaxial layer 2 inside a diffusion layer 6 connected to the electrode 7 and the part of the diffusion layer 6 facing the electrode 7 beyond an insulating film 3 can reach the same potential as that at the electrode 7 and cannot be counterposed to the epitaxial layer 2.
