Abstract:

CLAIMS

1. An assessment method comprising: using an assessment apparatus to generate assessment signals representing a property of a surface of a sample; processing the assessment signals to identify candidate defects and outputting a candidate defect signal; monitoring the status of the assessment apparatus for error conditions and generating a status signal indicating an occurrence of any error conditions during functioning of the assessment apparatus; and analysing the candidate defect signal to determine if the candidate defects are real defects; wherein in analysis of a candidate defect comprises using a status signal to verify that the assessment signal(s) and/or the candidate defect signal corresponding to the candidate defect would have been affected by an error condition and stopping analysis of the defect candidate on verification.

The method of claim 1 wherein the error conditions comprise one or more of: abnormal vibration, abnormal electrical discharge; power fluctuation; data processing error; data communication error; gas leak; abnormal temperature fluctuation; abnormal pressure fluctuation and abnormal response of a subsystem of the assessment apparatus, desirably such abnormal response being a temporary and/or partial occurrence, desirably the occurrence being such an error condition.

3. The method of claim 1 or 2 further comprising generating a control signal for controlling a subsystem of the assessment apparatus.

4. The method of claim 3 further comprising monitoring the status of the assessment apparatus for error conditions comprises detecting an anomalous response of the subsystem to the control signal, desirably the detecting comprising detecting the occurrence of an anomalous response.

5. The method of any preceding claim wherein the status signal comprises time information indicating the time of occurrence of an error condition.

6. The method of any preceding claim wherein the status signal comprises duration information indicating the duration of the occurrence.

7. The method of any preceding claim wherein the assessment apparatus is a charged particle assessment apparatus configured to detect defects in samples by relatively scanning a charged particle beam across a surface of the sample.

The method of claim 7 wherein the charged particle beam is a plurality of charged particle beams, the scanning comprising relatively scanning a surface of the sample and the plurality of charged particle beams and the status signal comprises beam information indicating which of the plurality of charged particle beams is affected by an error condition.

9. The method of claim 8 wherein the occurrence comprises at least one beam failure desirably amongst the plurality of beams, desirably such an error condition/occurrence is determined before the generation of the assessment signals, desirably such determining is by generating calibration assessment signals and analysing such calibration assessment signals to identify failure of at least one beam of the plurality of beams.

The method of claim 8 or 9 wherein monitoring the status of the assessment apparatus for error conditions comprises detecting correlations between assessment signals generated in response to different charged particle beams, desirably two charged particle beams of the plurality of beams, so as to determine an occurrence.

11. The method of any of the preceding claims wherein the assessment signal comprises a data record that describes a candidate defect and detection time information indicating the time of detection of the candidate defect.

12. The method of claim 11 wherein the data record comprises an image, for example a clip of the image for the defect candidate.

13. An assessment system comprising: a detector unit configured to generate assessment signals representing a property of a surface of a sample; a data processor configured to process the assessment signals to identify candidate defects and to output a candidate defect signal; a status monitor configured to monitor the status of the assessment system for error conditions and to generate a status signal indicating an occurrence of any error conditions during functioning of the assessment apparatus; and an analysis unit configured to analyse the candidate defect signal to determine if the candidate defects are real defects; wherein the analysis unit is configured to stop analysis of a candidate defect prior to completion if verification using the status signal indicates that the assessment signal(s) and/or the candidate defect signal corresponding to the candidate defect would have been affected by an error condition.

14. An assessment apparatus according to any of claim 13 further comprising a controller configured to generate a control signal for controlling a subsystem of the assessment system, wherein the status monitor comprises an anomaly detector configured to detect an anomalous response of the subsystem to the control signal.

15. An assessment system according to claim 13 or 14 comprising a charged particle assessment apparatus configured to detect defects in samples by relatively scanning a charged particle beam across a surface of the sample and desirably comprising the detector unit and the signal processor.

CHARGED PARTICLE ASSESSMENT SYSTEM AND METHOD

CROSS-REFERENCE TO RELATED APPLICATIONS

[0001] This application claims priority of US application 63/391,194 which was filed on 21 July 2022, US application 63/403,823 which was filed on 5 September 2022 and EP application 22193743.6 which was filed on 2 September 2022 which are incorporated herein in its entirety by reference.

FIELD

[0002] The embodiments provided herein generally relate to charged particle assessment systems and methods of operating charged particle assessment systems.

BACKGROUND

[0003] When manufacturing semiconductor integrated circuit (IC) chips, undesired pattern defects, as a consequence of, for example, optical effects and incidental particles, inevitably occur on a substrate (i.e. wafer) or a mask during the fabrication processes, thereby reducing the yield.

Monitoring the extent of the undesired pattern defects is therefore an important process in the manufacture of IC chips. More generally, the inspection and/or measurement of a surface of a substrate, or other object/material, is an important process during and/or after its manufacture. [0004] Pattern inspection apparatuses with a charged particle beam have been used to inspect objects, which may be referred to as samples, for example to detect pattern defects. These apparatuses typically use electron microscopy techniques, such as a scanning electron microscope (SEM). In a SEM, a primary electron beam of electrons at a relatively high energy is targeted with a final deceleration step in order to land on a sample at a relatively low landing energy. The beam of electrons is focused as a probing spot on the sample. The interactions between the material structure at the probing spot and the landing electrons from the beam of electrons cause signal electrons to be emitted from the surface, such as secondary electrons, backscattered electrons or Auger electrons, which may be referred more generally signal particles. The signal electrons may be emitted from the material structure of the sample. By scanning the primary electron beam as the probing spot over the sample surface, signal electrons can be emitted across the surface of the sample. By collecting these emitted signal electrons from the sample surface, a pattern inspection apparatus may obtain an image representing characteristics of the material structure of the surface of the sample.

[0005] When a pattern inspection apparatus is used to detect defects on samples at a high throughput, a very large amount of image data is generated and must be processed to detect defects. In particular it is desirable to reduce noise in image data. US 8,712,184 Bl and US 9,436,985 Bl describe methods of reducing noise or improving signal-to-noise ratio in images obtained from scanning electron microscopes. It is necessary to distinguish noise such as nuisance signals from genuine defects (or real defects), otherwise an excessive proportion of processed substrates might be rejected, unnecessarily reducing yield. Some noise can be eliminated by statistical means and applying thresholds but such techniques cannot distinguish all noise such as some nuisance signals, from genuine defects. Therefore, there remains a need for improved techniques to distinguish noise from genuine defects and reduce false positives.

SUMMARY

[0006] It is an object of the present disclosure to provide embodiments that avoid or ameliorate undesirable data imperfections impacting performance of charged particle assessment apparatus used to detect defects.

[0007] According to an aspect of the invention, there is provided an assessment method comprising: using an assessment apparatus to generate assessment signals representing a property of a surface of a sample; processing the assessment signals to identify candidate defects and outputting a candidate defect signal; monitoring the status of the assessment apparatus for error conditions and generating a status signal indicating any error conditions during functioning of the assessment apparatus; and analysing the candidate defect signal to determine if the candidate defects are real defects; wherein analysis of a candidate defect is not completed if the status signal indicates that the assessment signal(s) and/or the candidate defect signal corresponding to the candidate defect would have been affected by an error condition.

[0014] According to an aspect of the invention, there is provided a method for detecting defects in samples in a charged particle assessment apparatus for projecting a charged particle beam towards a sample, the method comprising: relatively scanning a charged particle beam and a surface of a sample so the beam passes over the surface in the charged particle assessment apparatus; outputting a detection signal from a detector of the charged particle assessment apparatus in response to signal particles from a sample, the detection signal having a time record relative to a timeline; emitting a status signal having a time stamp relative the timeline, the status signal indicating a status of the charged particle assessment apparatus, the status comprising a transient error affecting operation of the assessment apparatus; processing the detection signal when the time record indicates a different time than the time stamp of the transient error.

DETAILED DESCRIPTION

[0028] Reference will now be made in detail to exemplary embodiments, examples of which are illustrated in the accompanying drawings. The following description refers to the accompanying drawings in which the same numbers in different drawings represent the same or similar elements unless otherwise represented. The implementations set forth in the following description of exemplary embodiments do not represent all implementations consistent with the invention. Instead, they are merely examples of apparatuses and methods consistent with aspects related to the invention as recited in the appended claims.

[0029] The enhanced computing power of electronic devices, which reduces the physical size of the devices, can be accomplished by significantly increasing the packing density of circuit components such as transistors, capacitors, diodes, etc. on an IC chip. This has been enabled by increased resolution enabling yet smaller structures to be made. For example, an IC chip of a smart phone, which is the size of a thumbnail and available in, or earlier than, 2019, may include over 2 billion transistors, the size of each transistor being less than l/1000th of a human hair. Thus, it is not surprising that semiconductor IC manufacturing is a complex and time-consuming process, with hundreds of individual steps. Errors in even one step have the potential to dramatically affect the functioning of the final product. The goal of the manufacturing process is to improve the overall yield of the process. For example, to obtain a 75% yield for a 50-step process (where a step can indicate the number of layers formed on a wafer), each individual step must have a yield greater than 99.4%. If each individual step had a yield of 95%, the overall process yield would be as low as 7%.

[0030] While high process yield is desirable in an IC chip manufacturing facility, maintaining a high substrate (i.e. wafer) throughput, defined as the number of substrates processed per hour, is also essential. High process yield and high substrate throughput can be impacted by the presence of a defect. This is especially true if operator intervention is required for reviewing the defects. Thus, high throughput detection and identification of micro and nano-scale defects by inspection devices (such as a Scanning Electron Microscope (‘SEM’)) is essential for maintaining high yield and low cost. [0031] An embodiment of a SEM comprises a scanning device and a detector apparatus. The scanning device comprises an illumination apparatus that comprises an electron source, for generating primary electrons (or charged particles), and a projection apparatus for scanning a sample, such as a substrate, with one or more focused beams (or a plurality of beams) of primary electrons. The plurality of beams may be arranged as a multi-beam, The plurality of beams may have a multi -beam arrangement (which may have the form of a grid) which may be directed along a multi-beam path towards a sample. Together at least the illumination apparatus, or illumination system, and the projection apparatus, or projection system, may be referred to together as the electron-optical system or apparatus. The primary electrons interact with the sample and generate secondary electrons. The detection apparatus captures the secondary electrons from the sample as the sample is scanned so that the SEM can create an image of the scanned area of the sample. For high throughput inspection, some of the inspection apparatuses use multiple focused beams, i.e. a multi-beam, of primary electrons. The component beams of the multi-beam may be referred to as sub-beams or beamlets. A multi-beam can scan different parts of a sample simultaneously. A multi-beam inspection apparatus can therefore inspect a sample at a much higher speed than a single-beam inspection apparatus.

[0032] An implementation of a known multi-beam inspection apparatus is described below. [0033] While the description and drawings are directed to an electron-optical system, it is appreciated that the embodiments are not used to limit the present disclosure to specific charged particles. References to electrons throughout the present document may therefore be more generally be considered to be references to charged particles, with the charged particles not necessarily being electrons. The present invention can also be applied to optical inspection systems such as optical microscopes and optical scatterometers.

[0034] Reference is now made to FIG. 1, which is a schematic diagram illustrating an exemplary charged particle beam assessment system 100 (or simply an assessment system, which may also be referred to as a charged particle beam inspection system or simply inspection system or a charged particle metrology system or simply a metrology system. The charged particle beam assessment system 100 of FIG. 1 includes a main chamber 10, a load lock chamber 20, an electron beam apparatus 40, an equipment front end module (EFEM) 30 and a controller 50. The electron beam apparatus 40 is located within the main chamber 10.

[0035] The EFEM 30 includes a first loading port 30a and a second loading port 30b. The EFEM 30 may include additional loading port(s). The first loading port 30a and the second loading port 30b may, for example, receive substrate front opening unified pods (FOUPs) that contain substrates (e.g., semiconductor substrates or substrates made of other material(s)) or samples to be inspected (substrates, wafers and samples are collectively referred to as “samples” hereafter). One or more robot arms (not shown) in the EFEM 30 transport the samples to the load lock chamber 20.

[0036] The load lock chamber 20 is used to remove the gas around a sample. This creates a vacuum that is a local gas pressure lower than the pressure in the surrounding environment. The load lock chamber 20 may be connected to a load lock vacuum pump system (not shown), which removes gas particles in the load lock chamber 20. The operation of the load lock vacuum pump system enables the load lock chamber to reach a first pressure below the atmospheric pressure. After reaching the first pressure, one or more robot arms (not shown) transport the sample from the load lock chamber 20 to the main chamber 10. The main chamber 10 is connected to a main chamber vacuum pump system (not shown). The main chamber vacuum pump system removes gas particles in the main chamber 10 so that the pressure in around the sample reaches a second pressure lower than the first pressure. After reaching the second pressure, the sample is transported to the electron beam system by which it may be inspected. An electron beam apparatus 40 may comprise a multi-beam electron-optical apparatus (which may be referred to an electron-optical column or device).

[0037] The controller 50 is electronically connected to electron beam apparatus 40. The controller 50 may be a processor (such as a computer) configured to control the charged particle beam assessment system 100. The controller 50 may also include circuitry which may be referred to as processing circuitry configured to execute various signal and image processing functions. While the controller 50 is shown in FIG. 1 as being outside of the structure that includes the main chamber 10, the load lock chamber 20, and the EFEM 30, it is appreciated that the controller 50 may be part of the structure. The controller 50 may be located in one of the component elements of the charged particle beam inspection apparatus or it can be distributed over at least two of the component elements. While the present disclosure provides examples of the main chamber 10 housing an electron beam apparatus, it should be noted that aspects of the disclosure in their broadest sense are not limited to a chamber housing an electron beam apparatus. Rather, it is appreciated that the foregoing principles may also be applied to other devices, and other arrangements of apparatus, that operate under the second pressure. For example the controller may be a distributed controller having one or more parts at the second pressure, optionally with one more parts at the first pressure.

[0038] Reference is now made to FIG. 2, which is a schematic diagram illustrating an exemplary electron beam apparatus 40, including a multi-beam electron-optical device 41 (or column), that is part of the exemplary charged particle beam assessment system 100 of FIG. 1. The electron beam apparatus 40 comprises an electron source 201 and a projection apparatus 230. The electron beam apparatus 40 further comprises an actuated stage 209 and a sample holder 207. The actuated stage 209 and the sample holder 207 may be referred to as sub-systems respectively. The electron source 201 and projection apparatus 230 may together be referred to as the electron-optical device 41 or as an electron-optical column. The sample holder 207 is supported by actuated stage 209 so as to hold a sample 208 (e.g., a substrate or a mask) for inspection. The multi-beam electron-optical device 41 further comprises a detector 240 (e.g. an electron detection device). Thus any of the projection apparatus 230, the source 201, multi-beam electron-optical device 41, detector 240 and a signal processing system may be referred to as a sub-system. This arrangement is particularly efficient where the spacing between columns is equal to the die size of the sample being inspected since the columns will then automatically scan corresponding pattern features simultaneously. Using such an arrangement is also faster than using a single column because the sample image and reference images may be acquired simultaneously, In case there is a difference between the column spacing and die size, such as due to variations in the surface position of features on the sample surface, a buffer may be employed to correct the timing of image input to the data processing device. [0066] In an alternative variant of die-to-die mode, the same beam (of the same column in the case of a multi-column system) is used to generate a sample image and two reference images. This has the advantage that column to column and beam to beam corrections are not required and the routing of data can be simplified. This may be effected by storing defect sites in a buffer 510 and, when the buffer is full, overwriting the lowest magnitude defect if a higher magnitude defect is detected.

For example the stage maybe controlled to actuate the sample relative to the path of the primary beam; the scan deflector may be controlled to actuate the path of the beam over the sample surface in the slow direction; or both the stage and the scan deflector are actuated to achieve scanning in the slow direction. The stage is preferred to be used only in the slow direction because its inertia due to its large mass, makes achieving the movement of scanning in the fast direction, e.g. acceleration, more challenging than alternatives such as a scan deflector. The ranges of the fast and slow scan directions may be very different.

Therefore to improve efficiency and reduce the burden of analysis of candidate defects, it is desirable to reduce the rate of false positives.

[0076] The present inventor has determined that a significant proportion of false positives derive from transient error conditions in the functioning of the charged particle assessment apparatus or its environment. Such an event of a transient error condition may be referred to as a transient error, or transient error occurrence. When an error event is detected, depending on the nature of the transient error condition, the error period may be considered to have started before the detection of the transient error condition. So the start of the transient error may be considered to have started before the transient error condition (i.e. the detection of the transient error condition). The error duration may be represented by a status signal, e.g. an error status signal.

In some cases, e.g. where a transient error condition only has a local effect in the charged particle assessment apparatus, remedial action may be applied only to signals derived from a specific feature such as a column, a beam, a signal channel, a signal processor, an data processor or a detector or to a subset of such features such as the columns, beams, signal channels, signal processors, data processors or detectors. Such remedial action may be applied only to signals derived from a specific feature or group of features which are subject to the error condition.

[0080] An embodiment of the invention as part of a charged particle assessment apparatus (as an example of an assessment apparatus) for detecting defects in samples by scanning a charged particle beam across a sample is depicted in Fig. 4. A flow chart of a method performed by a charged particle assessment system is shown in Fig. 5. Subsequently, the assessment signal is processed S2 to identify candidate defects and a candidate defect signal is output. The processing to identify candidate defects may be performed by a data processor included in the assessment apparatus or elsewhere. The candidate defect signal may be a selection of a part of the assessment signal.
