Abstract:
Provided are a cryogenic storage unit and a storage device. The cryogenic storage unit comprises: a spin moment transfer device, wherein the spin moment transfer device converts a write current into a spin polarization current, and changes a magnetic polarization direction under the action of the spin polarization current, so as to realize the write storage of 0 and 1; and a nano-superconducting quantum interference device, wherein a grounding end of the nano-superconducting quantum interference device and a grounding end of the spin moment transfer device are in common-ground connection; and the magnetic flux of the nano-superconducting quantum interference device is changed under the action of a change in the magnetic polarization direction of the spin moment transfer device, such that mutual conversion between a superconducting state and a non-superconducting state is realized under a read current signal bias, thereby realizing the read-out of 0 and 1. According to the cryogenic storage unit of the present invention, the resistance of a spin moment transfer device can be greatly reduced, such that the power consumption of storage and writing of the cryogenic storage unit is reduced, and a read-out signal can be completely compatible with an RSFQ circuit signal.
