Abstract:
A Doherty radio-frequency power amplifier module based on a new DreaMOS process, and an output matching network therefor. The output matching network comprises a main parasitic capacitor, an auxiliary parasitic capacitor and an inductor (3), wherein one end of the main parasitic capacitor is connected to a drain electrode of a main circuit amplifier (1), and the other end thereof is connected to the inductor (3); one end of the auxiliary parasitic capacitor is connected to a drain electrode of an auxiliary circuit amplifier (2), and the other end thereof is connected to the inductor (3); the main circuit amplifier (1) and the auxiliary circuit amplifier (2) are connected in parallel, and the main circuit amplifier (1) and the auxiliary circuit amplifier (2) are both DreaMOS transistors; and the main parasitic capacitor and the auxiliary parasitic capacitor are respectively a parasitic capacitor in a main DreaMOS transistor and a parasitic capacitor in an auxiliary DreaMOS transistor. By using a DreaMOS process, the function of an output matching circuit in a Doherty radio-frequency power amplifier is simply and efficiently realized, and ultrawideband, high efficiency, and miniaturization are also realized.
