Abstract:
A group-III-nitride semiconductor element includes: a substrate; and a multi-wavelength-emitting group-III-nitride semiconductor layer which is a gallium-containing group-III-nitride semiconductor layer formed on said substrate, having donor impurities and acceptor impurities added thereto, and containing gallium as an essential constituent element thereof. The group-III-nitride semiconductor element is characterized in that the multi-wavelength-emitting group-III-nitride semiconductor layer: contains a greater stoichiometric amount of group III elements including gallium than group V elements including nitrogen; contains silicon having an atomic concentration in the range of 6×1017 cm-3 to 5×1019 cm-3 inclusive, magnesium having an atomic concentration in the range of 5×1016 cm-3 to 3×1018 cm-3 inclusive, and transition metal elements having a total atomic concentration in the range of 1×1017 cm-3 or less; and simultaneously emits at least three beams of light aside from the band-edge emission and having different wavelengths in a wavelength band of 400 nm to 750 nm inclusive. Thus, the present invention provides a group-III-nitride semiconductor element having a group-III-nitride semiconductor monolayer that emits a plurality of emissions having different emission wavelengths with a single layer.
