Abstract:
Disclosed is an infrared sensing device comprising: a channel layer including a transition metal dichalcogenide thin film and a graphene layer laminated on the transition metal dichalcogenide thin film to form a heterojunction with the transition metal dichalcogenide thin film; metal nanoparticles disposed on the graphene layer; a first electrode in contact with the graphene layer and a second electrode in contact with the transition metal dichalcogenide thin film. The infrared sensing device of the present invention can have high sensitivity and low power consumption by a plasmon resonance phenomenon of the metal nanoparticles and a Schottky barrier variable effect due to the graphene/TMD heterojunction structure.
