Abstract:

Provided are a thixotropic organopolysiloxane composition and semiconductor device for overcoming defects in the prior art, the composition comprising the following components: (A1) a solid organopolysiloxane having a three-dimensional structure and comprising an R1 3SiO1/2 unit and a SiO4/2 unit; (A2) a liquid organopolysiloxane having a straight chain structure and comprising a R1 3SiO1/2 unit and a R2 2SiO2/2 unit, the components of (A2) having a number average molecular weight less than 10000; (A3) a liquid organopolysiloxane having a straight chain structure and comprising a R1 3SiO1/2 unit and a R2 2SiO2/2 unit, the components of (A3) having a number average molecular weight greater than 80000; (B) a liquid polyorganohydrosiloxane having a straight chain structure and comprising a R3 3SiO1/2 unit and a R4 2SiO2/2 unit; (C) an organosiloxane tackifier comprising at least one epoxy group in one molecule on average; (D) a thixotropic agent; and (E) a hydrosilylation catalyst at a dosage capable of promoting curing of the composition. Compared with the prior art, the composition and the semiconductor device cured by using the same have good heat resistance and liquid egress properties, and have good thixotropic performance.
