Abstract:
To provide an adhesive sheet having an adhesive layer hardly receiving the influence of hardening by heat generated in the die bonding process and the wire bonding process, and being sufficiently excellent in the irregularity-embedding property in the sealing process.
The adhesive sheet has an adhesive layer formed into a sheet-form from an adhesive composition containing an epoxy resin, an epoxy resin hardener, and an epoxy group-containing (meth)acrylic copolymer, wherein the epoxy resin hardener contains a phenol resin represented by formula (1) wherein n is an integer of 1 to 20; and m is an integer of 1 to 20.
