Abstract:
PURPOSE: To remarkably reduce warp without deteriorating adhesion to IC resine, and improve reliability, by spreading adhesive resin overcoat agent on a pattern surface on the periphery of an IC sealing resin coating part, and spreading polyimide resin based overcoat agent on the other pattern surface.
CONSTITUTION: In a film carrier having an insulative film 2 and a pattern formed on the film 2 by using a metal foil film, adhesive resin overcoat agent 4 is spread on a pattern surface on the periphery of an IC sealing resin 7 coating part, and polyimide based overcoat agent 8 is spread on the other pattern surface. Thereby warp is reduced without deteriorating the adhesion of the IC sealing resin, conductor and the insulative film, so that the workability at the time of outer lead bonding, the yield, and the reliability are improved.
