Abstract:
A photoresponsive detector, in particular, a polarization field-controlled positive/negative photoresponsive detector, and a preparation method therefor and a use thereof. The polarization field-controlled positive/negative photoresponsive detector comprises a substrate (1), gate electrodes (2), a ferroelectric layer (3), a low-dimensional semiconductor (4), and a source-drain electrode (5); there is a pair of gate electrodes (2), which are spaced from each other and fixedly arranged on the substrate (1); the ferroelectric layer (3) is fixedly arranged on the substrate (1) and completely covers the gate electrodes (2); the low-dimensional semiconductor (4) is fixedly arranged on the ferroelectric layer (3); the source-drain electrode (5) comprises a source electrode (51) and a drain electrode (52), which are arranged separately on two sides of the low-dimensional semiconductor (4) and fixedly arranged on the ferroelectric layer (3). Compared with the prior art, the photodetector operating on the basis of a PN built-in electric field has the characteristics of high speed and high sensitivity; and the response rate is continuously linearly adjustable from positive to negative under pulse voltage modulation.
