Abstract:

PURPOSE: To obtain a QWR laser structure such that it reduces a threshold of excited radiation as compared with a conventional QWL structure by providing first plagiarized quantum wells and a second planarized quantum well that is arranged obliquely, so that quantum wire regions are formed at its intersection with the first planarized quantum wells.
CONSTITUTION: A quantum wire device has a means 16 for forming first planarized quantum wells 30, 32 and 34, and a means 22 for forming a second planarized quantum well 44 which are arranged obliquely with respect to the wells 30, 32 and 34 so that quantum wire regions are formed at intersections between the well 44 and the wells 30, 32 and 34. The device further has means 14 and 18, provided close to the wells 30, 32 and 34, for guiding an optical radiation utilizing a refractive index difference, in order to contain the optical radiation in the vicinity of the quantum wire regions. For example, the wells 30, 32 and 34 are interposed between planarized barrier layers 36, 38, 40 and 42, and the well 44 has a planarized barrier layer 46 thereon.
