Abstract:
The present invention widens a frequency difference (synchronization range) in which phase synchronization between spin torque oscillators (STOs) can be captured, thereby reducing the impact of manufacturing variations and improving the output (oscillation power) of STOs. An STO 10 of the present invention is characterized in providing a permalloy layer 2, including NiFeB, between a magnetization fixed layer 1 and a tunnel barrier layer 3 in a stacked layer obtained by stacking, in order, the magnetization fixed layer 1, which includes CoFeB, the tunnel barrier layer 3, which includes MgO, and a magnetization free layer 4, which contains FeB; and makes it possible to provide a spin torque oscillator array comprising a plurality of STOs 10 aligned in series, parallel, or series-parallel.
