Abstract:
Disclosed in the present application are a filler dispersion liquid, an ink and the use thereof. The filler dispersion liquid comprises spherical silica-butanone, the spherical silica-butanone comprising a butanone dispersion liquid of silica. Silica and butanone are premixed and then added into the ink, in which the addition is performed in the form of a dispersion liquid, so that the silica is well dispersed in the butanone, thus avoiding separate addition of said two components causing clumping of silica in the ink, resulting in nonuniform mixing and incomplete reaction, and further affecting ink filling into vias during via filling. The silica has high hardness and good thermal conductivity, and after the butanone dispersion liquid is prepared from silica, dispersity is better, the CTE and stress of the ink can be reduced, gaps between resin molecular chains of the ink are filled and heat resistance of a resin composition is improved, so that shrinkage of the ink in a high-temperature environment is reduced, and furthermore, cracking or stripping is not liable to occur during a via filling process.
